The present invention is directed to a method of efficiently cleaning the inside of a target chamber of an ion implanter contamined by a phosphorus implantation process. In this cleaning method, if the inside of the chamber is contaminated with phosphorus, then an oxygen gas is supplied from its supply into the chamber without opening the latter. As a consequence, phosphorus reacts with oxygen to yield highly volatile phosphorus oxide, which is removed as being aspirated with a vacuum pump connected to the ion implanter. While the vacuum within the chamber is maintained here, it is preferred that only turbo pumps of the beam line section be operated with the valves of cryopumps connected to the chamber being closed. As a consequence, hydrogen which could have already been adsorbed by the cryopumps and oxygen supplied can be prevented from reacting with each other.

In ion implantation processes, secondary electrons are emitted from a substrate in an ion implanter during ion implantation and have the effect of producing excessive negative charge build up on the substrate damaging the substrate. An apparatus and a method is provided in which the negative charge build up on the substrate is restricted by extending a magnetic filter across the ion beam between a substrate holder and a plasma flood source of the ion implanter to deflect the secondary electrons with higher energies above about 15eV out of the ion beam to be absorbed by a conductive element, preventing re-attachment of the high energy secondary electrons to the substrate and allowing lower energy electrons below about 15eV, which are necessary for neutralising positive charge build up on the substrate caused by the ion beam, to diffuse across the magnetic filter without being deflected out of the ion beam.

Energy can then also be directed, under independent control of the switched auxiliary winding, to independent power nodes, i.e., either the output capacitance and load, or the bulk capacitor. This ensures that the output voltage will not be affected during any period needed to recharge the bulk capacitor.

A steam tunnel (40) is utilized to raise the moisture content of the dried tobacco to preselected moisture levels. A vibrating conveyer (60) moves the tobacco through the steam tunnel.
