B-TRAN bipolar power transistor devices and methods, using a drift region which is much thinner than previously proposed double-base bipolar transistors of comparable voltage. This is implemented in a high-bandgap semiconductor material (preferably silicon carbide). Very high breakdown voltage, and fast turn-off, are achieved with very small on-resistance.

Dispositifs transistors de puissance B-TRAN et procédés y relatifs, mettant en oeuvre une zone gradient de champ bien plus mince que celle des transistors bipolaires à base double, de tension comparable, selon l'état de la technique. Ce procédé est mis en oeuvre dans un matériau semi-conducteur à bande interdite élevée (de préférence du carbure de silicium). On obtient une tension de claquage très élevée et une mise hors tension rapide avec une très faible résistance à l'état passant.
