Abstract
(EN) A method is described for an area selective deposition (ASD) process that is a dielectric on dielectric (DoD) ASD process performed over a major surface of a semiconductor substrate. The substrate comprises a conductive material embedded in a first dielectric layer, and the major surface comprises a conductive surface and a dielectric surface of the first dielectric layer. In this method, a metal-containing capping layer is formed selectively over the dielectric surface of the first dielectric layer. In a subsequent process step, a second dielectric layer is formed from the metal-containing capping layer. Hence, the DoD ASD process forms the second dielectric layer selectively over the dielectric surface of the first dielectric layer. The dielectric material for the second dielectric layer may be deposited by performing, for example, a catalytic decomposition of a precursor gas in a surface reaction where the catalyst is obtained from the selectively formed metal-containing layer.
(FR) L'invention concerne un procédé destiné à un processus de dépôt sélectif en surface (ASD) constituant un procédé ASD diélectrique sur diélectrique (DoD) réalisé sur une surface principale d'un substrat semi-conducteur. Le substrat comprend un matériau conducteur incorporé dans une première couche diélectrique, et la surface principale comprend une surface conductrice et une surface diélectrique de la première couche diélectrique. Dans ledit procédé, une couche de recouvrement contenant du métal est formée sélectivement sur la surface diélectrique de la première couche diélectrique. Dans une étape de traitement ultérieure, une seconde couche diélectrique est formée à partir de la couche de recouvrement contenant du métal. Ainsi, le procédé ASD DoD forme la seconde couche diélectrique de manière sélective sur la surface diélectrique de la première couche diélectrique. Le matériau diélectrique destiné à la seconde couche diélectrique peut être déposé par la réalisation, par exemple, d'une décomposition catalytique d'un gaz précurseur dans une réaction de surface où le catalyseur est obtenu à partir de la couche contenant du métal sélectivement formée.
