Abstract
(EN) Embodiments disclosed herein include a method of developing a metal oxo photoresist with a non-wet process. In an embodiment, the method comprises providing a substrate with the metal oxo photoresist into a chamber. In an embodiment, the metal oxo photoresist comprises exposed regions and unexposed regions, and the unexposed regions comprise a higher carbon concentration than the exposed regions. In an embodiment, the method further comprises flowing a gas into the chamber, wherein the gas reacts with the unexposed regions to produce a volatile byproduct.
(FR) Des modes de réalisation de la présente invention concernent un procédé de développement d'une résine photosensible oxo métallique au moyen d'un processus non humide. Dans un mode de réalisation, le procédé consiste à munir un substrat de la résine photosensible oxo métallique dans une chambre. Dans un mode de réalisation, la résine photosensible oxo métallique comprend des régions exposées et des régions non exposées, et les régions non exposées comprennent une concentration en carbone plus élevée que les régions exposées. Dans un mode de réalisation, le procédé consiste en outre à faire circuler un gaz dans la chambre, le gaz réagissant avec les régions non exposées pour produire un sous-produit volatil.
