Abstract:
(EN) A method, includes illuminating a structure of a metrology target with radiation having a linear polarization in a first direction, receiving radiation redirected from the structure to a polarizing element, wherein the polarizing element has a polarization splitting axis at an angle to the first direction, and measuring, using the sensor system, an optical characteristic of the redirected radiation.
(FR) La présente invention concerne un procédé qui comprend l'éclairage d'une structure d'une cible de métrologie avec un rayonnement ayant une polarisation rectiligne orientée dans une première direction, la réception d'un rayonnement ayant été redirigé de la structure vers un élément de polarisation, l'élément de polarisation ayant un axe de division de polarisation en angle par rapport à la première direction, et la mesure, à l'aide du système de capteur, d'une caractéristique optique du rayonnement redirigé.
