Abstract:
(EN) Provided is a Ga2O3 diode which utilizes a pn heterojunction, and which is able to be easily produced at low cost. One embodiment of the present invention provides a diode 2 which is provided with: an n-type semiconductor layer 21 that is composed of an n-type Ga2O3 single crystal; and a p-type semiconductor layer 22 that is composed of a p-type semiconductor wherein the volume of amorphous portions is higher than the volume of crystalline portions. With respect to this diode 2, the n-type semiconductor layer 21 and the p-type semiconductor layer 22 form a pn junction.
(FR) L'invention concerne une diode au Ga2O3 qui fait appel à une hétérojonction pn, et qui peut être facilement produite à faible coût. Un mode de réalisation de la présente invention concerne une diode 2 qui comporte : une couche semi-conductrice de type n 21 composée d'un monocristal de Ga2O3 de type n ; et une couche semi-conductrice de type p 22 composée d'un semi-conducteur de type p, le volume de parties amorphes étant supérieur au volume de parties cristallines. Par rapport à ladite diode 2, la couche semi-conductrice de type n 21 et la couche semi-conductrice de type p 22 forment une jonction pn.
