Abstract:
(EN) The present invention provides a low-resistance nitride compound semiconductor which has been difficult to manufacturing in the past. Furthermore, high electron mobility is shown, and therefore it is possible to configure a high-performance semiconductor device. According to the present invention, using a pulse sputtering method under a processing atmosphere of room temperature to 700°C makes it possible to perform film formation on a large-area substrate, and to provide with excellent productivity an n-type electrically conductive group-13 nitride semiconductor having a mobility of 70-140 cm2/(V•S).
(FR) La présente invention concerne un semi-conducteur composé de nitrure à faible résistance qui a été difficile à produire dans le passé. De plus, une mobilité d'électrons élevée est décrite, et par conséquent il est possible de configurer un dispositif semi-conducteur à hautes performances. Selon la présente invention, l'utilisation d'un procédé de pulvérisation par impulsions, sous une atmosphère de traitement à une température allant de la température ambiante jusqu'à 700 °C, permet de réaliser la formation d'un film sur un substrat de grande surface, et de fournir avec une excellente productivité un semi-conducteur à base de nitrure du groupe 13 électroconducteur de type n ayant une mobilité de 70 à 140 cm2/(V•S).
(JA) 従来、製造が困難であった低抵抗性の窒化物化合物半導体を提供する。さらに、高い電子移動度を示すので、高性能の半導体デバイスを構成することができる。本発明により、室温~700℃のプロセス雰囲気下のパルススパッタリング法によって、大面積の基板上に成膜し得て、移動度が70~140cm/(V・S)であるn型導電型の13族窒化物半導体を良好な生産性で提供することができる。
