Title: HEAT-CONDUCTING MEMBER AND HEAT-DISSIPATING STRUCTURE INCLUDING SAID HEAT-CONDUCTING MEMBER
Abstract:
Provided is a heat-conducting member that has exceptional reliability, high heat dissipation, and low anisotropy of the heat conductivity. The heat conducting member includes a first surface layer that includes an insulating material A, a second surface layer that includes the insulating material A, and an intermediate layer that includes an insulating material B and is disposed between the first surface layer and the second surface layer. The insulating material A contains a first boron nitride sintered compact in which the degree of orientation of hexagonal boron nitride primary particles is 0.6-1.4, and a first thermosetting resin composition that impregnates the first boron nitride sintered compact. The insulating material B contains a second boron nitride sintered compact in which the degree of orientation of hexagonal boron nitride primary particles is 0.01-0.05, and a second thermosetting resin composition that impregnates the second boron nitride sintered compact. The degree of orientation refers to the index of orientation preference (I.O.P.), and the I.O.P. is calculated using the following formula: I.O.P. = (I100/I002) par./(I100/I002) perp., where the (I100/I002) par. is the intensity ratio of the surface measured along a direction parallel to the thickness direction of the boron nitride sintered compact, the (I100/I002) perp. is the intensity ratio of the surface measured along a direction perpendicular to the thickness direction of the boron nitride sintered compact, I100 indicates the intensity of the x-ray diffraction line of the (100) surface, and I002 indicates the intensity of the x-ray diffraction line of the (002) surface.
