Abstract:
(EN) Provided is a crystalline oxide semiconductor film which has excellent electrical characteristics. According to the present invention, with use of a mist CVD apparatus, a starting material solution containing a dopant is formed into a mist or droplets; the thus-obtained mist or droplets are carried to the vicinity of an a-plane or m-plane corundum structure crystal substrate within a film formation chamber by means of a carrier gas; and subsequently, the mist or droplets are subjected to a thermal reaction in the film formation chamber, thereby obtaining a crystalline oxide semiconductor film on the crystal substrate, said crystalline oxide semiconductor film having a corundum structure and a main surface on the a-plane or m-plane, with the dopant being an n-type dopant.
(FR) La présente invention concerne un film à semi-conducteur d’oxyde cristallin qui présente d’excellentes caractéristiques électriques. Selon la présente invention, grâce à l’utilisation d’un appareil CVD à brume, une solution matériau de départ contenant un agent dopant est mise sous forme d’un brouillard ou de gouttelettes ; le brouillard ou les gouttelettes ainsi obtenus sont portés à proximité d’un substrat cristallin à structure de corindon en plan a ou en plan m à l’intérieur d’une chambre de formation de film à l’aide d’un gaz porteur ; et par la suite, le brouillard ou les gouttelettes sont soumis à une réaction thermique dans la chambre de formation de film, obtenant ainsi un film à semi-conducteur d’oxyde cristallin sur le substrat cristallin, ledit film à semi-conducteur d’oxyde cristallin présentant une structure de corindon et une surface principale sur le plan a ou le plan m, avec l’agent dopant qui est un agent de type n.
