Abstract:
(EN) Provided are a novel and useful p-type oxide semiconductor that has a broad bandgap and excellent electrical conductivity, and a method for manufacturing the same. A raw material solution containing iridium and other metals as desired is atomized to generate a mist, and after using a carrier gas to convey the mist to near the surface of a base, by thermally reacting the mist near the base surface, a crystal of a metal oxide containing iridium or a mixed crystal is formed on the base, to manufacture the p-type oxide semiconductor.
(FR) L'invention concerne un semi-conducteur à oxyde de type p nouveau et utile qui présente une large bande interdite et une excellent conductivité électrique, et son procédé de fabrication. Une solution de matière première contenant de l'iridium et d'autres métaux comme souhaité est atomisée pour générer un brouillard, et après l'utilisation d'un gaz vecteur pour transporter le brouillard jusqu'à proximité de la surface d'une base, par réaction thermique du brouillard à proximité de la surface de base, un cristal d'un oxyde métallique contenant de l'iridium ou un cristal mixte est formé sur la base, pour fabriquer le semi-conducteur à oxyde de type p.
(JA) 広いバンドギャップと良好な導電性とを有する新規且つ有用なp型酸化物半導体とその製造方法を提供する。イリジウム及び所望により他の金属を含む原料溶液を霧化してミストを生成し、キャリアガスを用いて、基体の表面近傍まで前記ミストを搬送した後、前記ミストを前記基体表面近傍にて熱反応させることにより、前記基体上にイリジウムを含有する金属酸化物の結晶又は混晶を形成して、p型酸化物半導体を製造する。
