Abstract:

Sensing of gas species characteristics within a process chamber includes selectively projecting a beam of a first select lasing frequency therethough. The beam is optically coupled to a detector to detect a process transmission spectrum having an absorption dip at a select lasing frequency caused by a gas species characteristic. The beam is selectively projected through a fiber Bragg grating which is formed in an optical fiber core to partially reflect at least a portion of the beam of the first select lasing frequency while passing a remainder of the beam. The remainder of the beam has an FBG transmission spectrum mimicking the absorption dip at or near the select lasing frequency caused by a gas species characteristic of interest. It is optically coupled the detector. Outputs of the detector are monitored to compare the FBG transmission spectrum to any process transmission spectrum produced in the process chamber.

La détection de caractéristiques d'espèce de gaz à l'intérieur d'une chambre de traitement consiste à projeter sélectivement un faisceau d'une première fréquence laser sélectionnée à travers cette dernière. Le faisceau est optiquement couplé à un détecteur pour détecter un spectre de transmission de traitement ayant une diminution d'absorption à une fréquence laser sélectionnée provoquée par une caractéristique d'espèce de gaz. Le faisceau est projeté sélectivement à travers un réseau de Bragg sur fibres optiques qui est formé dans un cœur de fibre optique pour réfléchir partiellement au moins une partie du faisceau de la première fréquence laser sélectionnée tout en faisant passer un reste du faisceau. Le reste du faisceau a un spectre de transmission FBG imitant la diminution d'absorption au niveau ou à proximité de la fréquence laser sélectionnée provoquée par une caractéristique d'espèce de gaz d'intérêt. Il est optiquement couplé au détecteur. Les sorties du détecteur sont surveillées pour comparer le spectre de transmission FBG à tout spectre de transmission de traitement produit dans la chambre de traitement.
