Abstract:
(EN) A novel material is provided. A composite oxide semiconductor in which a first region and a plurality of second regions are mixed is provided. Note that the first region contains at least indium, an element M (the element M is one or more of Al, Ga, Y, and Sn), and zinc, and the plurality of second regions contain indium and zinc. Since the plurality of second regions have a higher concentration of indium than the first region, the plurality of second regions have a higher conductivity than the first region. An end portion of one of the plurality of second regions overlaps with an end portion of another one of the plurality of second regions. The plurality of second regions are three-dimensionally surrounded with the first region.
(FR) L’invention concerne un nouveau matériau. Un semi-conducteur à base d’oxyde composite dans lequel une première région et une pluralité de secondes régions sont mélangées est proposé. À noter que la première région contient au moins de l’indium, un élément M (l’élément M représente un ou plusieurs éléments parmi Al, Ga, Y et Sn), et du zinc, et la pluralité de secondes régions contiennent de l’indium et du zinc. Puisque la pluralité de secondes régions ont une concentration d’indium supérieure à celle de la première région, la pluralité de secondes régions ont une conductivité supérieure à celle de la première région. Une partie d’extrémité d'une région de la pluralité de secondes régions se chevauche avec une partie d’extrémité d’une autre région de la pluralité de secondes régions. La pluralité de secondes régions sont entourées de manière tridimensionnelle par la première région.
