Abstract:
(EN) Disclosed is a metrology apparatus and method for measuring a structure formed on a substrate by a lithographic process. The metrology apparatus comprises an illumination system operable to provide measurement radiation comprising a plurality of wavelengths; and a hyperspectral imager operable to obtain a hyperspectral representation of a measurement scene comprising the structure, or a part thereof, from scattered measurement radiation subsequent to the measurement radiation being scattered by the structure.
(FR) L'invention concerne un appareil de métrologie et un procédé de mesure d'une structure formée sur un substrat par un procédé lithographique. L'appareil de métrologie comprend un système d'éclairage conçu pour fournir un rayonnement de mesure comprenant une pluralité de longueurs d'onde ; et un imageur hyperspectral conçu pour obtenir une représentation hyperspectrale d'une scène de mesure comprenant la structure, ou une partie de cette dernière, à partir d'un rayonnement de mesure diffusé après le rayonnement de mesure qui est diffusé par la structure.
