Abstract:
(EN) Embodiments of method for igniting a plasma are provided herein. In some embodiments, a method for igniting a plasma includes: flowing a process gas into a process chamber to increase a pressure within the process chamber to a first pressure; applying a first bias voltage from a collimator power source to a collimator disposed within the process chamber; and applying a second power to a sputtering source disposed in the process chamber above the collimator after the first pressure has been reached and the first bias voltage is applied to ignite the plasma.
(FR) Selon des modes de réalisation, l'invention concerne un procédé d'amorçage d'un plasma. Dans certains modes de réalisation, le procédé d'amorçage d'un plasma consiste : à introduire un gaz de traitement dans une chambre de traitement pour augmenter une pression dans la chambre de traitement jusqu'à une première pression; à appliquer une première tension de polarisation par une source d'alimentation de collimateur à un collimateur disposé à l'intérieur de la chambre de traitement; et à appliquer une seconde puissance à une source de pulvérisation disposée dans la chambre de traitement au-dessus du collimateur après que la première pression a été atteinte et que la première tension de polarisation a été appliquée pour amorcer le plasma.
