The n-type to p-type fin-FET strength ratio in an integrated logic circuit may be tuned by the use of cut regions in the active and dummy gate electrodes. In some examples, separate cut regions for the dummy gate electrodes and the active gate electrode may be used to allow for different lengths of gate pass-active regions resulting in appropriately tuned integrated logic circuits.

Dans le cadre de la présente invention, le rapport de résistance fin-FET type n/type p dans un circuit logique intégré peut être réglé par l'utilisation de régions coupées dans les électrodes grilles active et fictives. Dans certains exemples, des régions coupées séparées pour les électrodes grilles fictives et l'électrode grille active peuvent être utilisées pour permettre différentes longueurs de régions passe-actives de grille, ce qui permet d'obtenir des circuits logiques intégrés réglés de manière appropriée.
