Abstract
(EN)
The purpose of the present invention is to improve the workability and reworkability of a thermally conductive sheet by making one surface of the thermally conductive sheet moderately tacky. This thermally conductive sheet comprises a tacky thermal conduction layer and a non-tacky resin layer which have been superposed. The tacky thermal conduction layer comprises an acrylic resin and a thermally conductive filler, the acrylic resin having a glass transition temperature of -80 to 15ºC, and has higher tackiness than the non-tacky resin layer. The non-tacky resin layer has a glass transition temperature of 60 to 110ºC. The tackiness is determined in terms of probe tack by pressing a cylindrical aluminum probe against the tacky thermal conduction layer or non-tacky resin layer and separating the probe, under the conditions of a pressing speed of 30 mm/min, separtion speed of 120 mm/min, load of 196 g, pressing period of 5.0 sec, pulling distance of 5 mm, probe heating at 40ºC, and sheet stage heating at 40ºC. The non-tacky resin layer has a probe tackiness of 6-30 kN/m2. Alternatively, the T-peel strength of the non-tacky resin layer and the tacky thermal conduction layer is 0.2 N/cm or greater.

La présente invention vise à améliorer l'aptitude à la mise en œuvre et l'aptitude à la remise en œuvre d'une feuille thermoconductrice par le fait qu'une surface de la feuille thermoconductrice est rendue modérément poisseuse. Cette feuille thermoconductrice comprend une couche thermoconductrice poisseuse et une couche de résine non poisseuse qui ont été superposées. La couche thermoconductrice poisseuse comprend une résine acrylique et une charge thermoconductrice, la résine acrylique ayant une température de transition vitreuse de -80 à 15°C, et ayant une pégosité supérieure à celle de la couche de résine non poisseuse. La couche de résine non poisseuse a une température de transition vitreuse de 60 à 110°C. La pégosité est déterminée par le poisseux d'une sonde, par compression d'une sonde cylindrique en aluminium contre la couche thermoconductrice poisseuse ou la couche de résine non poisseuse, et écartement de la sonde, dans les conditions d'une vitesse de compression de 30 mm/min, d'une vitesse d'écartement de 120 mm/min, d'une charge de 196 g, d'une durée de compression de 5,0 s, d'une distance de tirage de 5 mm, d'un chauffage de la sonde à 40°C et d'un palier de chauffage de la feuille à 40°C. La couche de résine non poisseuse a une pégosité à la sonde de 6-30 kN/m2. Ou bien encore, la résistance au pelage angulaire de la couche de résine non poisseuse et de la couche thermoconductrice poisseuse est de 0,2 N/cm ou plus.

 熱伝導性シートの片面を適度な粘着性に形成し、熱伝導性シートのワーク性及びリワーク性を向上させる。 粘着性熱伝導層と非粘着性樹脂層とが積層している熱伝導性シートである。粘着性熱伝導層は、アクリル系樹脂と熱伝導性フィラーを含有し、アクリル系樹脂はガラス転移温度が-80~15℃で、そのタック性が非粘着性樹脂層のタック性よりも高く、非粘着性樹脂層はガラス転移温度が60~110℃である。タック性は、該粘着性熱伝導層、又は該非粘着性樹脂層に、アルミニウム製円柱状プローブを、押しつけ速度30mm/min、引き剥がし速度120mm/min、荷重196g、押しつけ時間5.0秒、引っ張り距離5mm、プローブ加熱40℃、シートステージ加熱40℃の条件で押しつけて引き剥がすことによりプローブタックとして測定する。 該非粘着性樹脂層のプローブタックは6~30kN/m2である。あるいは、非粘着性樹脂層と粘着性熱伝導層とのT型剥離強度が0.2N/cm以上である。
