Abstract
(EN) Multiple bonding layer schemes that temporarily join semiconductor substrates are provided. In the inventive bonding scheme, at least one of the layers is directly in contact with the semiconductor substrate and at least two layers within the scheme are in direct contact with one another. The present invention provides several processing options as the different layers within the multilayer structure perform specific functions. More importantly, it will improve performance of the thin-wafer handling solution by providing higher thermal stability, greater compatibility with harsh backside processing steps, protection of bumps on the front side of the wafer by encapsulation, lower stress in the debonding step, and fewer defects on the front side.
(FR) La présente invention concerne des systèmes de couche de collage multiple qui permettent de coller temporairement des substrats semi-conducteurs. Dans le système de collage selon l'invention, au moins une des couches se trouve directement en contact avec le substrat semi-conducteur, et au moins deux couches dans le système sont en contact direct l'une avec l'autre. La présente invention fournit plusieurs options de traitement dépendant des fonctions spécifiques réalisées par les différentes couches dans la structure multicouche. De manière plus importante, l'invention permet d'améliorer les performances des solutions relatives au maniement de plaquettes minces, en offrant une meilleure stabilité thermique, une plus grande compatibilité avec les difficiles étapes de traitement côté arrière, une protection contre les chocs sur le côté avant de la plaquette par encapsulation, une diminution des contraintes lors de l'étape de décollement, et moins de défauts sur le côté avant.
