Abstract

Solution-based precursors for use as starting materials in film deposition processes, such as atomic layer deposition, chemical vapor deposition and metalorganic chemical vapor deposition. The solution-based precursors allow for the use of otherwise solid precursors that would be unsuitable for vapor phase deposition processes because of their tendency to decompose and solidify during vaporization.

La présente invention a pour objet des précurseurs à base de solution destinés à être utilisés en tant que matières premières dans des procédés de dépôt de film, tels que le dépôt de couche atomique, le dépôt chimique en phase vapeur et le dépôt chimique métallo-organique en phase vapeur. Les précurseurs à base de solution permettent l'utilisation de précurseurs autrement solides qui seraient inappropriés pour des procédés de dépôt en phase vapeur en raison de leur tendance à se décomposer à se solidifier pendant la vaporisation.
