Abstract:
(EN) Provided is a biological component detection device whereby a biological component can be detected at a high sensitivity by using an InP-based photodiode in which dark current is reduced without using a cooling mechanism and the light receiving sensitivity is elevated to a wavelength of 1.8 μm or more. A biological component detection device wherein a light-receiving layer (3) has a multiple quantum well structure of a III-V group semiconductor, a p-n junction (15) is formed by selectively diffusing impurity elements in the light-receiving layer and the concentration of impurities in the light-receiving layer is not more than 5×1016/cm3, characterized in that an examination is conducted therein by receiving at least one light having a wavelength included in the absorption band of the biological component of 3 μm or less.
(FR) L'invention porte sur un dispositif de détection de composant biologique au moyen duquel on peut détecter un composant biologique avec une sensibilité élevée à l'aide d'une photodiode à base d'InP dans laquelle on réduit le courant d'obscurité sans utilisation de mécanisme de refroidissement, et possédant une sensibilité de réception de la lumière élevée à une longueur d'onde égale ou supérieure à 1,8 μm. L'invention porte sur un dispositif de détection de composant biologique dans lequel une couche de réception de lumière (3) possède une structure à puits quantiques multiples d'un semi-conducteur du groupe III-V, une jonction p-n (15) étant formée par diffusion sélective d'éléments d'impureté dans la couche de réception de la lumière et la concentration d'impuretés dans la couche de réception de la lumière ne dépassant pas 5 × 1016 / cm3, caractérisé en ce qu'on y mène un examen par réception d'au moins une lumière ayant une longueur d'onde comprise dans la bande d'absorption du composant biologique égale ou inférieure à 3 μm.
(JA) 【課題】 冷却機構なしで暗電流を減らし、受光感度を波長1.8μm以上に拡大したInP系フォトダイオードを用いて、生体成分を高感度で検出することができる生体成分検出装置を提供する。 【解決手段】 受光層3がIII-V族半導体の多重量子井戸構造を有し、pn接合15は、不純物元素を受光層内に選択拡散して形成したものであり、受光層における不純物濃度が、5×1016/cm以下であり、生体成分検出装置は、波長3μm以下の生体成分の吸収帯に含まれる、少なくとも1つの波長の光を受光して、検査をすることを特徴とする。
