Abstract

A photospacer is formed on a substrate by performing split exposure processing in the direction parallel with the surface of the substrate. A part of a first shot exposure region and a part of a second shot exposure region are overlapped. In the overlapped region, a photospacer (7S1) patterned by first shot exposure processing and a photospacer (7S2) patterned by second shot exposure processing exist mixedly. In a substrate provided with the photospacers, unevenness of cell gap can be reduced at the joint of respective shots.

Selon l’invention une entretoise photographique est formée sur un substrat en réalisant un traitement d’exposition divisée dans la direction parallèle à la surface du substrat. Une partie d’une région d'exposition de première prise et une partie d’une région d'exposition de seconde prise se chevauchent. Dans la région de chevauchement, une entretoise photographique (7S1) mise en motifs par un traitement d'exposition de première prise et une entretoise photographique (7S2) mise en motifs par un traitement d'exposition de seconde prise vont coexister et se combiner. Dans un substrat pourvu des entretoises photographiques, on peut réduire l’irrégularité de l’espace entre les cellules à la jonction des prises respectives.

 基板面平行方向に対して分割露光処理を行うことによって、当該基板にフォトスペーサーを形成する。このとき、1ショット目の露光領域の一部と2ショット目の露光領域の一部とを重畳させる。そして、この重畳領域において、1ショット目の露光処理でパターニングされたフォトスペーサー(7S1)と、2ショット目の露光処理で形成されたフォトスペーサー(7S2)とを混在させる。これによって、フォトスペーサーを備えた基板において、各ショットの継ぎ目部分におけるセルギャップムラを低減することができる。
