A semiconductor device having a high withstand voltage is provided. An activation groove (22a) is composed of a long and narrow main groove part (26) and a sub-groove part (27) which is connected with a side plane in a longitudinal direction of the main groove part. On a bottom plane of the main groove part (26), a second conductivity type embedding region (24) having a height lower than a bottom plane of a second conductivity type base diffusion region (32a) is arranged, and in the sub-groove part (27), a second conductivity type activation groove filling region (25) contacting the base diffusion region (32a) is arranged. The embedding region (24) is brought into contact with the base diffusion region (32a) through the activation groove filling region (25). In the one activation groove (22a), since one gate groove (83) is formed at a part upper than the embedding region (24), a gate electrode plug (48) is not interrupted and an electrode pattern is simplified.

Sur un plan inférieur de la partie principale de la rainure (26), est agencée une deuxième région d'intégration, de type conducteur (24), ayant une hauteur inférieure à un plan inférieur d'une deuxième région de diffusion de base, de type conducteur (32a). Dans la partie inférieure de la rainure (27), est agencée une deuxième région de remplissage de rainure d'activation, de type conducteur (25), qui fait contact avec la région de diffusion de base (32a). La région d'intégration (24) est mise en contact avec la région de diffusion de base (32a) via la région de remplissage de la rainure d'activation (25). Dans l'une des rainures d'activation (22a), puisque l'une des rainures de grille (83) est formée dans une partie supérieure à la région d'intégration (24), la douille d'électrode grille (48) n'est pas interrompue et le motif d'électrode est simplifié.

 高耐圧の半導体装置を提供する。  細長の主溝部26と、主溝部の長手方向側面に接続された副溝部27とで活性溝22aを構成させ、主溝部26の底面上に、第二導電型のベース拡散領域32aの底面よりも高さが低い第二導電型の埋込領域24を配置し、副溝部27内にベース拡散領域32aと接触する第二導電型の活性溝充填領域25を配置する。埋込領域24は活性溝充填領域25を介してベース拡散領域32aと接触される。1個の活性溝22a内では、埋込領域24よりも上の部分で1個のゲート溝83が形成されるから、ゲート電極プラグ48が分断されず、電極パターンが簡単になる。
