Abstract
(EN) A method for improving the SiGe bipolar yield as well as fabricating a SiGe heterojunction bipolar transistor is provided. The inventive method includes ion-implanting carbon C, into at one of the following regions of the device: the collector region (16), the sub-collector region (14), the extrinsic base regions (29), and the collector-base junction region (27). In a preferred embodiment each of the aforesaid regions include C implants.
(FR) L'invention concerne un procédé d'amélioration de la capacité bipolaire SiGe, et de fabrication d'un transistor bipolaire à hétérojonction SiGe. Ce procédé comprend l'implantation ionique de carbone C, dans une des régions suivantes dudit dispositif : la région du collecteur (16), la région du sous-collecteur (14), les régions de base extrinsèques (29) et la région de jonction de la base du collecteur (27). Dans un mode de réalisation préféré, chacune des régions susmentionnées contient des implantations de carbone.
