Abstract
(EN)
An improved method of attaching a semiconductor die (10) to an organic substrate and an improved semiconductor package are herein disclosed. The die package comprises a die secured to a printed circuit board (PCB) (12) with an adhesive tape (40). The adhesive tape may be of single or multi-layer construction. In one embodiment, a tri-layer tape is disclosed having a carrier layer sandwiched between two identical adhesive layers. In one embodiment, a method is disclosed utilizing a pressure sensitive, thermoset adhesive tape. In another embodiment, a method is disclosed utilizing a B-stageable thermoset adhesive. In yet another embodiment, a method using a pressure sensitive adhesive is disclosed. In still yet another embodiment, a method is disclosed wherein the adhesive is a hybrid material having both thermoset and thermoplastic components.

L'invention concerne un procédé amélioré de fixation d'une puce à semi-conducteurs (10) à un substrat organique, et un boîtier de semi-conducteurs amélioré. Ce boîtier comprend une puce fixée à une carte à circuits imprimés (12) par une bande adhésive (40). Cette bande peut comporter une seule couche ou plusieurs couches. Selon un mode de réalisation, une bande à trois couches présente une couche de support placée entre deux couches adhésives identiques. Selon un autre mode de réalisation, un procédé utilise une bande adhésive autocollante et thermodurcissable. Selon encore un autre mode de réalisation, un procédé utilise une bande thermodurcissable pouvant être préimprégnée. Enfin, dans encore un autre mode de réalisation, un procédé utilise comme adhésif un matériau hybride possédant à la fois des composants thermodurcissables et thermoplastiques.
