Abstract
(EN) An oxynitride film on the surface of a silicon or silicon germanium substrate is described where film is substantially an oxide film at the film oxide interface, and the nitrogen content of the film increases with the distance away from the substrate. The film is made by a process of rapidly processing a clean silicon wafer in an atmosphere of a nitrogen containing a very small percentage of oxygen containing gas.
(FR) L'invention concerne un film d'oxynitrure déposé sur la surface d'un substrat de silicium ou de silicium/germanium, ce film étant caractérisé en ce qu'il est sensiblement un film d'oxyde au niveau de son interface et en ce que sa teneur en azote augmente avec la distance d'éloignement du substrat. On fabrique ce film au moyen d'un procédé consistant à traiter rapidement une plaquette de silicium propre dans une atmosphère d'un gaz contenant de l'azote et contenant un très petit pourcentage de gaz contenant de l'oxygène.
