Abstract

An improved performance MESFET device incorporating a structure fabricated utilizing self-aligned gate process technology. The edges of the gate electrode (28) formed are separated from the edges (23, 25) of the dopant regions (26, 27) implanted in the device substrate (23) by a distance which optimizes device performance. In order to increase process yield, a layer of dielectric material (29) is deposited on the substrate surface and then annealed to protect the gate electrode and both stabilize and planarize the substrate surface.

Un dispositif MESFET ayant des performances améliorées comprend une structure fabriquée par la technologie appliquant le procédé à porte auto-alignée. Les bords de l'électrode de porte (28) formée sont séparés des bords (23, 25) des régions de dopage (26, 27) implantées dans le substrat (23) du dispositif par une distance qui rend optimales les performances du dispositif. De manière à augmenter le rendement du procédé, une couche de matériau diélectrique (29) est déposée sur la surface du substrat puis elle subit un recuit pour protéger l'électrode de porte et stabiliser et rendre plane la surface du substrat.
